چکیده

In this paper, the characteristics of longwavelength vertical-cavity surface-emitting laser (VCSEL) lasing at 1550 nm have been studied based on the influence of the oxide aperture radius. Using the oxide confined VCSEL model, we examine the static operations taking into account the carrier-noise, photon-noise and phase-noise including feedback of the external cavity. From the simulation, several important laser characteristics such as threshold gain, threshold current density and external quantum efficiency have been evaluated. Our results show that by scaling the oxide aperture radius, we are able to obtain an optimal oxide aperture radius in enhancing the VCSEL’s characteristics. Cavity Solitons in Driven VCSELs above Threshold

CSs have been theoretically predicted and recently experimentally demonstrated in broad area, vertical cavity driven semiconductor lasers (VCSELs) slightly below the lasing threshold. Above threshold, the simple adiabatic elimination of the polarization variable is not correct, leading to oscillatory instabilities with a spuriously high critical wave-number. To achieve real insight on the compl...

Wafer bonded 1.55 mm vertical-cavity lasers with continuous-wave operation up to 105°C

Vertical cavity surface emitting lasers ~VCSELs! emitting in the 1.55 mm wavelength region are attractive sources for optical networks. Advantages of VCSELs include low power consumption, efficient fiber coupling, and high volume, low cost manufacturing. Transmission at 1.55 mm allows for long distance transmission over optical fiber with low attenuation and dispersion. The main limitation to r...

CW threshold characteristics of Coupled-Cavity VCSELs: experiment and model

We carry out a detailed characterization of CW threshold behaviour of Coupled-Cavity VCSELs with various radii of the ion-implantation and oxide apertures. We obtain modal threshold current maps and wavelength at threshold and identify four groups of lasers with qualitatively different behavior, i. e. lasing only on the short, on the long or on both short and long wavelength fundamental modes. ...

Continuous-Wave Characteristics of MEMS Atomic Clock VCSELs

Vertical-cavity surface-emitting lasers (VCSELs) emitting at 894.6 nm wavelength have been fabricated for Cs-based atomic clock applications. For polarization control, a previously developed technique relying on the integration of a semiconducting surface grating in the top Bragg mirror of the VCSEL structure is employed. More specifically, we use a socalled inverted grating. The VCSELs are pol...
